Simple analytical approximations for the gain and refractive index spectra in quantum-well lasers
An analytical expression for the low-temperature optical susceptibility of quantum-well semiconductor lasers is presented based on a simple parabolic band model. The optical susceptibility obtained keeps the nonlinear dependence on the carrier density, providing both a broad gain spectrum and a dispersion curve, so it can be used to analyze the dynamics of multimode devices or devices with larg...
متن کاملGain Optimization in Optically Pumped AlGaAs Unipolar Quantum-Well Lasers
A method is described for the optimized design of quantum-well (QW) structures, in respect to maximizing the stimulated gain in optically pumped intersubband lasers. It relies on applying supersymmetric quantum mechanics (SUSYQM) to an initial Hamiltonian, in order to both map one bound state below the spectral range of the initial Hamiltonian, and to generate a parameter-controlled family of i...
متن کاملChapter 2 Nonlinear Dynamics of Multiple Quantum Well Lasers
Low dimensional structures have come a long way from being mere examples of applied quantum mechanics tv widespread applications in many modem devices and instruments. Quantum well, quantum cascade and quantum dot lasers make use of the very fundamental idea of carrier confinement within dimenswns that match their de Broglie wavelength. Quantum well lasers are used in many modern optoelectronic...
متن کاملModulation Response and Relative Intensity Noise Spectra in Quantum Cascade Lasers
Static properties, relatively intensity noise and intensity modulation response in quantum cascade lasers (QCLs) studied theoretically in this paper. The present rate equations model consists of three equations for the electrons density in the conduction band and one equation for photons density in cavity length. Two equations were derived to calculate the noise and modulation response. Calcula...
متن کاملGain and Loss in Quantum Cascade Lasers
We report gain calculations for a quantum cascade laser using a fully self-consistent quantum mechanical approach based on the theory of nonequilibrium Green functions. Both the absolute value of the gain as well as the spectral position at threshold are in excellent agreement with experimental findings for T = 77K. The gain strongly decreases with temperature.
